Deshalb wird hier eine detaillierte Studie der Eigenschaften von blockgegossenem n-Typ mc-Si vorgestellt. Zur Entwicklung eines Solarzellprozesses für n-Typ mc-Si wird zum einen die Emitterdiffusion mittels BBr3 optimiert. Zum anderen wird die Oberflächenpassivierung des Emitters mit thermischem SiO2, mit PECVD SiN und - als neue Möglichkeit - mit SiC untersucht. Mit dem neuentwickelten Prozess wurden vielversprechende Solarzellenwirkungsgrade erzielt. Simulationen zeigen, das angesichts der sehr guten elektronischen Qualität des mc n-Typ Si bei weiterer Optimierung des Solarzellprozesses noch deutlich höhere Wirkungsgrade realisierbar sind. 140 pp. Deutsch.
